Mode Analysis for AlGaInAs/InP Square Microlasers Confined by P-electrode Metals or BCB Layer

摘要：

　　AlGaInAs/InP square resonator microlasers laterally confined by the p-electrode metals or a BCB layer with a vertex output waveguide are investigated numerically and experimentally.Dual-mode operation is realized,which will be a promising microwave signal source.
