High Deposition Rate Microcrystalline Silicon Solar Cell and Its Application in Micromorph Solar Cells
In this paper,the focus is on the high deposition rate and light trapping schemes of microcrystalline silicon solar cells.We applied the structure to the a-Si:H/μc-Si:H tandem solar cells.As a result,device-quality μc-Si:H thin film deposited at rate of over 1.5nm/s was obtained and the magnetron-sputtered and texture-etched ZnO performs well light trapping in μc-Si:H single junction cell.In micromorph solar cell,the response of the long wavelength is enhanced obviously.Single junction microcrystalline silicon thin film solar cell with conversion efficiency of 10.19% was obtained.An initial conversion efficiency of 12.39% with an open circuit voltage of 1.3V and a fill factor (FF) of 72.0% is achieved for the optimized a-Si:H/μc-Si:H tandem solar cell.
