Low-voltage and Highly-tunable 2.4GHz VCO with Adaptive Body-biasing Technique

A fully integrated highly-tunable 2.4GHz voltage controlled oscillator (VCO) is presented. The VCO is implemented at 0.5-V supply voltage and an adaptive body-biasing circuit is used to alleviate the startup constraint due to the low voltage. An accumulationMOS (AMOS) varactor array parallel with a pair of metal-insulator-metal (MIM) capacitors is employed, which can improve the noise performance and increase the tuning range as well. Simulations are performed in SMIC 0.18-μm CMOS process. The frequency tuning range of the circuit is from 2.29 to 2.54 GHz that can be obtained by varying the tuning voltage from 0 to 1.2 V. The phase noise can reach up to -119.0 dBc/Hz at 1-MHz offset frequency. The power consumption is 0.7 mW.
