Design of a Balanced Frequency Doubler in W-band Based on an Accurate Diode Model

A balanced frequency doubler based on an accurate diode model of DBES105a from United Monolithic Semiconductors (UMS) is presented in this paper. The accurate diode model is proposed using the small signal synthesis with commercial software Agilent Advanced Design System (ADS). The balanced diode chips are then modeled with the diode model proposed. Passive parts are designed and synthesized by Finite Element Method (FEM) with Ansoft High Frequency Structure Simulator (HFSS) according to the optimized input and output resistance of the modeled balanced diode chips. Finally, the multiplier circuit is simulated using harmonica balanced method (HB) with ADS. The simulated results show that with an input power of 19.S dBm, the conversion loss is less than 9.55 dB in the output frequency range of 100-110 GHz.
