THE DESIGN OF A THZ MONOLITHIC ACTIVE RECEIVE ANTENNA IN GAAS
A THz monolithic active receive antenna for focus plane arrays imaging system in the concealed weapon detection application is proposed. A planar surface channel structure Schottky diode with 1.26THz cutoff frequency is firstly designed and fabricated. The wideband equivalent circuit is presented.Then a wideband planar monolithic antenna(from 30GHz to 110 GHz) is designed with a integrated extended hemispherical silicon lens placed ahead. A THz monolithic active antenna is designed and a sample chip is fabricated in GaAs. Some measurements at Ka band are done and the -48 dBm of TSS (tangential sensitivity) is gotten.
