A 3.5GHz Medium Power Amplifier Module for WiMAX Applications using GaAs PHEMT Technology
This paper describes the design and measurement of medium power amplifier (MPA) using 0.15μm GaAs PHEMT technology for 802.16 WiMAX applications. At 3.5GHz and 3.0V of VDS, the MPA exhibits a P1dB of 17.24dBm, PAE of 17.60%, and gain of 5.74dB. The drain current, Ids is 80mA and the power consumption of this amplifier is 240mW.
