A Broadband MMIC Mizer using VBIC-Model InGaP/GaAs HBT for Interference Cancellation System
An InGaP/GaAs HBT MMIC mixer for adaptive feedback interference cancellation system (AF-ICS) is designed within a total chip area of 2.3 × 0.85 mm2. The vertical bipolar inter-company (VBIC) model parameters are used in the mixer design. The down-conversion mixer shows a conversion gain of -2.7 dB in the frequency range of 400 MHz to 10 GHz, a thirdorder input intercept point (IIP3) of +22.5 dBm, and a thirdorder output intercept point (OIP3) of +18.9 dBm An integrated differential cascode output amplifier generates the outputreferred 1-dB compression point (P1dB,out) to 10 dBm. Integrated matching resistors provide excellent broadband return loss without matching networks.
