DISCREPANT ESD-CDM TEST SYSTEM AND ELECTRICAL TEST YIELD PREDICTION BETWEEN ESD ASSOCIATION AND JEDEC STANDARDS
Discrepant CDM test system and verification method between ESDA and JEDEC standards have been investigated.They are differentiated into 5 major categories，which are charging system，discharging system，verification module，waveform verification，and classincation Ievel.With respect to the waveform verification，it confirms that ESDA standard provides higher discharge current，lower rise time and full width at half maximum at the same stress condition.It implies the higher inductance in the discharge system.The current continuously increases with the stress level.The linear relationship of stress conditions by these standards can be obviously observed.The electrical test yield of each standard system is then predicted by a stress condition of the other system.
