Purification of Tetramethyl Ammonium Chloride by Ion Exchange Resin

Tetramethyl ammonium chloride (TMAC) is one of the raw materials to produce electron-grade tetramethylammonium hydroxide (TMAH). TMAC contains many kinds of metal ions such as Na + , K + , Mg 2+ , Ca 2+ and so on. Metal ion has a bad influence on the quality of electron-grade TMAH. Purification of TMAC by ion exchange resin is widely used to eliminate the impurities at present by the international communities. After optimizing the best type of resin, WU64-H resin was used to eliminate the metal ions in TMAC. The effect of flow rate, concentration and aspect ratio of ion exchange resin bed were investigated. Experiments indicated that,with the flow rate increasing, the breakthrough volume of ions became smaller, the breakthrough time became shorter; with the flow rate decreasing, the operating cycle became longer, and backmixing would happen easily. With the concentration of TMAC increasing, the breakthrough volume of ions became smaller. With the aspect ratio of bed increasing, processing capacity got strengthener; but too high ratio could increase bed resistance. Under the optional conditions for the purification of raw materials, the best flow rate 5 times as bed volume rate in an hour, the optimal concentration 2 mol/L and the best ratio of bed 10, the concentrations of metal ions were significantly decreased, less than 10 ppb, and came up to the requirements.
