Optically Controllable Millimeter-Wave Oscillator Using InP-based HEMTs
Optical response in InP-based HEMT by focusing a laser beam onto a surface was studied in detail. The changes in Drain current, gain, and capacitance were observed clearly. We propose an optically controllable millimeter-wave oscillator.
