ErSiO Self-organized Superlattice Crystals as a 1.54um Iuminescent Material

New ErSiO self-organized superlattice crystals were formed on Si substrates. They show the following unique features as a 1.54μm luminescent material. They contain Er atoms not as impurity species but as one of the constituent elements at a density of around 17at% (around 10 <22>/cm<3>) and therefore have in principle few Er-related defects even at such a high density. They show very small concentration and temperature quenchings, their single crystalline nature based on the superlattice structure gives fine peaks (line width of 4meV) in the photoluminescence (PL) and photoexcitation (PLE) spectra of the 1.54um Er-related emission even at room temperature. In addition, they show semiconducting properties with a low resistivity. The PLE spectra clearly show the carrier- mediated (electrically addressable) excitation of Er ions. These unique features make ErSiO nanostructured crystalline films one of the promising materials for light source in the silicon photonics technology.
