Simulation and Effect of 100KeV Proton and Electron Collective Irradiation on Electric Performance of GaAs/Ge Solar Cell
The proton and electron collective irradiation for homebred GaAs/Ge was conducted on the space environment simulation facility. The energy was chosen as 100KeV, and the doses of proton and electron were 1×1010~5×1010cm-2, 1×1013~5×1013cm-2 respectively. The current–voltage (I–V) characteristic measurements show that the electric performance parameters (such as Isc, Voc, Pmax, FF) of the solar cells decrease in different degrees as particle doses increase. 100KeV proton and electron irradiation for GaAs/Ge solar cell were simulated by SRIM2003 and Casino V2.42, which show the inner microcosmic Effect of the two particles.
