Benchmark of 600V Rated Module Integrated Power Semiconductors in PFC- and ZVS- Power Applications (>50 kHz, >1kW)
Power applications with switching frequencies of 50kHz and above require specific attention to the switching mode and component selection as well as the layout and its parasitic side effects. Switching losses, which become the dominant portion of the power losses at higher frequencies, can be reduced by either using higher performance components or by optimizing the matching of the used components.While the first solution is introducing higher system cost, optimized components can provide similar or even better results at lower cost.The following paper is focusing on hard switching applications as active power factor correction (PFC)and switched mode power supplies used for example in welding inverters with zero-voltage switching (ZVS).The PWM frequency of these applications is often above 50 kHz and the electrical output power higher than 1 kW.The paper provides a detailed performance and efficiency comparison for different transistor types and technologies of different suppliers. In hard switched PFC application the influence of type and technology of the corresponding diode in the power losses of the transistor is highlighted as well.The performance comparison is based on simulations using measured parameters.
