1200V Reverse Conducting IGBTs for Soft-Switching Applications

摘要：

We present a new productive series of 1200V blocking IGBTs with the proven TrenchStopTM technology and a monolithic integrated powerful reverse diode. It is designed for soft-switching applications e.g. microwave ovens, induction heaters (IH) as well as IH rice cookers. Due to the special design of the device the saturation losses especially at voltage resonance circuits are significantly reduced compared to a standard NPT-IGBT. With very low saturation and forward voltage, low fall time and a maximum junction temperature of 175℃ the new Reverse Conducting-IGBTs are best in class.
