High electron mobility and quantum oscillations at the interface of CdTe/PbTe(111)heterostructures
The lattice-structure-mismatched CdTe/PbTe heterostructures are emerging materials with unique properties and promising applications in mid-infrared optoelectronics and spintronics.”1” High-density two-dimensional electron gas at the metastable twisted interfaces of CdTe/PbTe(111) is investigated experimentally and theoretically.”2” We achieve samples displaying electron mobilities approaching 1×105 cm2/Vs at 2K in a Ⅳ-Ⅵ molecular beam epitaxy system,making the detection of Shubnikov-de Haas quantum oscillations possible.”3” The data set for the CdTe/PbTe system firmly establishes that the crystalline quality has become comparable to traditional semiconductor materials.
