Robust Sub-Harmonic Mixer at 340 GHz Using Intrinsic Resonances of Hammer-Head Filter

  this paper introduces a novel design of sub-harmonic mixer (SHM) at 340 GHz based on anti-parallel Schottky diodes (SBDs).Intrinsic resonances in sufficient high frequency of 3 order hammer-head filter minimize the transmission paths of all harmonic components,while greatly enhancing the rejection rate.A new DC grounding,direct impedance matching structure and the application of suspended microstrip enable us to acquire high tolerance of fabrication errors.A proposed Schottky diode model guarantees the accuracy of design,which has considered the behaviors of current-voltage (I/V),capacitance-voltage (C/V),plasma resonance,skin effect and hot electron noise thoroughly.The measured data indicates that 6.34 dB double sideband (DSB) conversion loss,1024 K DSB noise temperature,and 50 GHz 3dB bandwidth at 340 GHz band under 1.5-3 mW Local oscillating (LO) power,have been achieved.The measured fabrication error is +/-13um,which shows limited influence on overall performance of the SHM and convinces us its robustness.
